high switching speed problem ...

hi all

i want to design a mosfet for digital applications ...

one of the characteristic of my design is well behavior at high switching speeds

because in digital application we have large signals i can't use small signal models to
analysis cut off frequency and band width of my design ...

so i don't know how to solve this problem

can any one help me in this relation ?

For this we use transient analysis. If you have an appropriate mosfet model, transient simulation can handle large signal behaviour and will show you propagation delay and slew rates, resp. rise- and fall times.

i know about transient analysis and i have done handy calculations transient analysis . could you tell me which software can give large signal behaviors ?

and does it give frequency response ?

Any SPICE-based software (Spice, SpiceS, Hspice, LTspice, Eldo ...) or SPECTRE can do it, if the transistor model supports it (model level-dependent).

Sure, that's its purpose - among other analyses!

i'm good at spice ( orcad => capture ) but i haven't experienced such case ...
