Dear All,
I have to design a 50 W 2.02-2.12 Ghz amplifier.
I have selected the GaEGN21C070M GaN-HEMT from Sumitomo as the main component as it has high efficiency.
However, this component is not on sale online.
Is there an alternative transistor/ FET on the market for the specified power/ frequency range?
Thanks in advance.

A good approach would be using 2 of the Cree CGH40025 or CGH40035 parts in a balanced configuration.

If you want to use a single transistor the Nitronex NPTB00050 is another option. Available online from Richardson (**broken link removed**) the Cree parts I mentioned earlier are available from DigiKey
