I was trying to measure the noise of ONE transistor. I expected to see the flicker 10dB/dec line then the thermal noise floor.. But, actually, there's a step down in the floor at high freq .. I have no clue what is that.. The position of the step varies with the transistor length.( red = 1u & blue= 2u)

 

I don't know what you are measuring exactly, but this effect may be caused by device capacitance that will behave like a short circuit above certain frequency.
 
Yeah, I am now pretty sure u r right. The BW of the ct. is the same as where the step occurs. ThnQ
