yes I think I can easily to create such an Excel file to calculate R = δV/δI values like what you do in solar_cell_characteristic.pdf , But I have not a method to calculate Rs and Rsh from R = δV/δI excel column

I told you how to calculate these resistor values in my answer #15. So you should be able to calculate these values yourself!

I've never used TCAD myself, sorry. There have been several threads on TCAD problems in this forum, including answers from specialists. Just search for TCAD and you'll find them. If you post specific and tangible questions you'd surely get help.
