the best practice is to take finger width twice or thrice of the minimum feature size.

It depends on what you are using the transistor for!

The minimum finger width in 0.5um technology is 0.5um. Otherwise all the engineering that went into that technology was a waste of time.
The design rules will specify when it is inappropriate to use the minimum design rules but this will be for very unusual circumstances.
