Extract/generate MOS/BJT transistor spice models

how to generate spice model for transistor

The basis of good design is good tools and good parameters.
We have some wafers with the PCM (process control module) between the dice. I want to extract parameters from those, for checks.
What is the best way to generate simple but efficient models ?
What is the good software ? UtMos?
What are the good measurements ? with what kind of tools ?

mos bjt spice

I used IC-CAP for both bjt and mos. Worked OK, real easy to use with nice tutorials and pre-setup extractions. It's made by agilent, so it's set up to run 4145, etc, automatically.

One note - you need a 4145, or other semiconductor parametric analyzer. Or do it by hand with a curve tracer, but that's no good for modelling.
 

does IC-CAP work on FETs, especially on higher power ones??
 

sure, but 4145 is limited to 100mA! having the software is not useful unless you have a modelling system - keep that in mind
 

We use BSimpro+ to extract model. It have friendly user interface. For accuracy, you need measure current below 0.1pA.
 

Which tools / setup would you recommand for those extractions ?
