Hello, friends)
Which tool i can use to extract model for BGA package?
I suppose any 3D EM solver would work. For example, Sonnet. Am i wrong? Have anybody already modelled BGA package? Can you share your experience...
Thanks for advance:)

What do you mean - extraction model BGA, parasitic of trace, S-parameters trace & transmition line, PDN ?

Thanks for your reply:)
To simulate influence of BGA package on chip circuitry parameters i need some kind model of it. For example, it's influence on LNA. What i should do?

LNA -Low-Noise Amplifier ???
I think, first you need extract S parameters of signal line, with tool for example Ansoft HFSS or Agilent ADS,
obtained S parameters translate to SPICE netlist and co-simulate with your on-chip circuit. In low frequency band enough
RLCG extraction. (Ansoft TPA, Ansoft Q3D)
