high power, wide-band amplifiers,

which transistors are useful for wideband 2-3 GHz high power amplifiers?
power as high as possible?

you can find appropriate transistors in www.polyfet.com which is a professional power amplifier manufacturer.

thanks, but polyfet is VHF/UHF Amp. Manufacturer. I need S band!
I know some GAN Transistors, but is there any one more?

thanks, I know cree, nitronex,...
but if you reed pdfs again, you see that this transistors are useful for linear opreation
for example NPT25100, A 90W but all measurements of datasheet at 10W !!!
and for Cree I did not find any nonlinear model for transistors
BUT this is GAN, is there any othe options: GaAs? or only GAN is solution
Have any body about transistors of modules of EmPower company?
