Hi
Can some one tell me what is the transistor operating region when vds is less than vdsat. I am operating the transistors in subthreshold region and in subthreshold vds is greater than vdsat to operate in subtbreshold saturation.

What if in subthreshold vds is less than vdsat? Is it in subthreshold triode.

I havent Read subthreshold triode word in any research paper or book.

MOSFET operation in triode region or in saturation region is completely independent of subthreshold (= moderate or weak inversion) mode or strong inversion mode (or region) operation, i.e. all combinations are possible. Operation in subthreshold mode in triode region is just one of these combinations.

Independent of subthreshold or strong inversion operation, if vds < vdsat, the MOSFET operates in triode (=ohmic or linear) region.

Perhaps this diagram can help to make it clearer:

The triode region is at the left of the dashed VDS,sat (=vdsat) line, the saturation region at the right side of it.
