SOI for 60nm, 45nm..???

Hi,

I am using hpsice for simulation. I need 60nm or lower SOI model card for simulation.

Need help ASAP

Aren't the BSIMSOI v4.4 models from Dec. 2010 good enough? - available . At least they are declared valid for deep submicron processes.

Finally I could get result :D thanks again.
But I have a question, in their example they use " xn0 VS Gate Out VS nmos1 W=10u L=0.18u " !!! the question is :
Is the minimum Length of channel 0.18u ?! so it does not work with 90nm or 45nm !!! Should I find another model for 130nm, 90nm or 45nm ??

Same question from my side...!! They didn't explain or given any model card for specific width. Any clue??
