RF3934 from RFMD : Information Needed

Dear all,

I want to design and implement a 120W amplifier in 1 ~ 2 GHz frequency band. I have chosen RF3934 GaN from RFMD. It seems I can match it in whole 1 ~ 2 GHz. The problem is that I can't find any data of the transistor. No S2P or nonlinear model available from website. Could anyone help me how to find those data (S2P and Nonlinear model)?

Any alternative suggestion for RF3934 from other manufacturers to acheive a 120W high power amplifier in 1 ~ 2 GHz?

RFMD can suggest to u more than s2p they can give u even nonlinear model u just need to ask.
i get from them for ads and awr...
