Resistor matching technique in CMOS process

In cmos process, we have several types res, N+, P+, poly1, M1, M2, and so on,
but which type match better,

These several types res can all match well as long as their W and L is big enough.
I only know that variation of res value of different corner is different obviously

differet type of resistors has different matching characteristics. it depends on the function.

you must find the data from the model munual by the factory

Usualy is matching by poly resistors the best. But look at your technology process specification.
