Hi there :| I'm in the midst of selection of diode for a frequency doubler. May i ask what are the important parameter for selections and the different types of diode eg PIN, SRD and schottyl. Are PIN used only for switching and SRD for narrowband high freq multiplers only.

it has a very good discussions about this issue

varactors is very good for low harmonics generation like in ur case

u can use Schottky's diodes as resistive multiplier
