Mobility Calculation(K=Un*Cox/2)

Hi all,

I have a doubt regarding K=Un*Cox.

In this link are given the spice parameters for tsmc 0.18um technology.
Mosis has specified Un*Cox/2 value separately here(It can also be calculated from model file parameters).
But when I actually calculate Un*Cox/2 from the values given in the model file I get a different answer. Which one of these should I consider, the one given directly by Mosis or by calculating from the model file parameters. What is the differnce between these two?
I am using the calculated value for my design.

Hi,
A question, when you design with one givemn by TSMC and other you have calculated yourself, which gives better correlation to answer you expected after simulation. I would yuse that if I were you.
And better, what I do usually is get localised paramaters.

Hi,

I'm quite curious about the K because it was not usually given in electrical characteristics provided by foundry.
Mobility is extracted from measurement and is not included in WAT.
Instead of K, Idsat, satuaration current, is more common.

I always use the calculated value based on spice model parameters.
