Have you tried sourcing these information at AWR website? I understand that manufacturers usually provide a base model to EDA guys hoping that these models will be included in a later version. EDA guys are also responsible in verifying these models.
Only manufacturer I know of providing reliable LDMOS models come from Motorola.
