how i can find µn and µp in the model

hello all;

i use BSIM3V3 model TSMC and i need to find µp and µn and auther parameters ,
there is someone, who can help me to find its !!

You won't find un and up, what you will find is a u0 param
in each of the nmos and pmos model decks.

The BSIM docs are very complete regarding the meaning
of the parameters and whatever you're looking for can be
found there, probably. But BSIM is also an "empirical"
model meaning many effects are fitted by special params
which bear no relation to the classical equations. VT,
TOX and surface mobility however are still recognizable.

If you don't have better sources, just use the u0 values from the BSIM models, as dick_freebird showed above.
