Now I use AMI 0.5 model to design circuits, how How can I get Kn'(=u*Cox) from model parameters?

I tried to use gm=Kn'(W/L)(Vgs-Vth) and Id=1/2Kn'(w/L)(Vgs-Vth)(Vgs-Vth) to calculate, and get kn'=65, Kp'=40, is it too small?

Thanks a lot!

Your model file would have a parameter as U0. That would be used as µo and Cox can be calculated from Tox parameter.
Take care of the units

well, if you look closely in their webpage, before you come to the model, there is a provision where they provide process transconductance k', and threshold voltage Vt. use that... that value is sufficient

use spectre
and in the result brower
there is U*cox*w/l=beta
so you can get it
