what is fermi potential of PMOS and NMOS in gpdk 180nm technology?

What do you think of, the (minority-carrier) quasi-Fermi potential or the equilibrium Fermi potential?

You won't find any of these in the model files. They just can be calculated for a certain point in the semiconductor under fixed circuit conditions.

Perhaps you thought of a different parameter?
 

actually i am looking for PHI in model file of gpdk 180 nm technology but i didn't find any thing.

You'll find PHI = |2ΦF| , - the surface potential for strong inversion - only in level 1..≈10 SPICE and Shichman-Hodges models, not in BSIM models with levels >= 49 .
