AFAIK BSIM doesn't support convenient (textual) SPICE files any more, they just publish the model matrix including its complex math, but without any process specific parameters as Verilog-A code (BSIM4 still as C code).
The semiconductor fabs and foundries convert the Verilog-A model into textual SPICE files, filling in their process specific parameters.
However, the BSIM-IMG_102.8.0_20161130/benchmark_test directory contains sample SPICE model cards (.sp) and result listings (.lis) for nmos & pmos transistors, as well as for several test circuits, incl. a rather wide (w≈180*l) transistor inverter circuit. All .INC files are in the same or in the code directory.
