Hi all, I want to use an igbt for 60A 160khz and 300v , is the ghtg30n60a4d useful for me. Datasheet is attached

• >100 kHz Operation 390 V, 30 A
• 200 kHz Operation 390 V, 18 A
• 600 V Switching SOA Capability
• Typical Fall Time 60 ns at TJ = 125°C

600V 60A is rated for a low duty cycle , not steady switching at 160 kHz Each transition adds a certain mJ of heat and the frequency accumulates this heat over the time constant of the heatsink and results in a temperature rise that may exceed your expectations.

Does Figure 3. make sense?

You start with Design Specs for load impedance and power, then target efficiency losses and then design and choose components with a reasonable safety margin for a good MTBF.

I agree with: " it still won't achieve 60A, 160 kHz, 300V." from FvM

you need to look at 600/650V SiC for 160kHz, 60A

although Si mosfets could serve too with sufficient gate drive ...

if i reduce the switching frequency to 50khz , is it possible to use the hgtg30n60a4d for 50a 50% duty cycle and 300VDC, i increased the switching frequency because my transformer saturates at low frequency and dont know why.

I think you should spend the time to calculate transformer parameters accurately before selecting switching frequency.

if you read the data sheet - the max turn off energy ( worst case ) + turn on energy for 30A and 390V is 1200uJ + 750uJ = 1950uJ x 50kHz = 97.5 watts - and this is with zero conduction losses ...

Still completely untenable for a TO-247 ....

looking at ll the conditions - At 50A you will be closer to 110W per device just for sw losses ....
