About the definition of MOSFET's threshold current

Who can tell me how to define the MOSFET's threshold current?

Hi lssdpoly,
the threshold point in an IV-curve is when the mosfet crosses over from weak inversion to saturation inversion. In weak inversion the dependence between current and vgs is exponential, while in saturation inversion it is only squared.
When you plot these dependences, one in a log scale the other in a linear scale, you can get an average value for the current in this IV curve. The linaer curve shows you the point of Vth, in the log curve you can get the value for the current.
But be aware of that this value dependend on the W/L ratio of your device and the temperature. The temeprature is in the argument of the exp function.
In our process we use as the rule of thumb 40nA*W/L
