what's the limited condition for a MOSFET working in the subthreshold region, such as how many of the gate voltage Vgs?

Subthreshold region is also weak inversion. In the subthreshold region, the gate-source voltage Vgs is less than the extrapolated threshold voltage Vt ,but high enough to creat a depletion region at the surface of the sillicon.
