Is their any free pdk or high level model for a 0.13u bicmos with npn-hbt?

The PDK would be "free" if you were talking to the foundry
and looked like a credible customer.

TowerJazz SBC13 is one such flow (there are variants),
I expect GloFo has a near identical offering. But neither
will give you the PDK without you putting in some effort.
