What are the criteria of short channel effect?

Hi,

Can anyone help to tell what's the criteria of short channel effect?
I mean, for example, in .35um process, what size that MOS length smaller
than will result in short channel effect? And what AC/DC effects will be induced
in short channel condition?

short channel effect

Shorter the channel length, greater is the electric field between drain source. There is a physical limitation on the maximum velocity of electrons. This limit is reached at a lower Vds for a shorter channel.

In short channel transistors, the ID-Vgs square law no longer holds good. Id is proportional to Vgs-Vt for very short channels. This implies that gm/I is worse for short channels and hence inherent gain is smaller.

One other effect is that the noise factor(gamma in 4KT*gamma*gm) is close to 2, when compared to 2/3 in long channels.
