Single Electron Transistor is need device element
which tool can simulation it ?
 

You need a simulator for device, such as ISE-TCAD.
 

Is this even manufacturable? Which processes does the model use? Maybe this post would be better in Analog IC.

Hspice is not a good choice! It is for circuit but not for a single transistor.
