Transistor spice model

Hi,

I currently run some simulation with submicro transistors but I do not have transistor spice model. I have tried predictive technology models but they are physically wrong. I have tried mosis models but they cannot be used for submicro transistor. They do not model subthreshold leakage current. NCSU model is also from mosis model.

If any of you have a good transistor spice model, could you please share it with me.

Actually, it is the predictive technology. I have already tried it. It is physically wrong.
