For different L, there is different lambda value of transistor.
You should get Early voltage Va(maybe it is in your hspice model) and
use formula lambda=1/(L*Va).
you can simulate a simple circuit and make dc sweep to draw the drain current with drain voltage ,then measure the slope in the saturation region,,,the slope= 1/rds...and approx. rds=1/(lambda*drain current),,or take the result on matlab and get the intercept of the curve in saturation region with the Vdrain axis,,the intercept is 1/lambda
I also know how to get the lambda value directly from the model file,rather than simulating a simple ckt. Does anyone recommend a experience formula? It will be very appreciate!
