Designing 300 mW, 3 GHz, class AB PA

Hey guys,,

I'm trying to design a 300 mW, 3 GHz, class AB power amplifier. What would be the trade off between using 2 NMOS vs using 1 NMOS and 1 PMOS as a push-pull amplifier?
 

At this relative high frequency I would go for 2 NMOS.
