It is very difficult to achieve sensitivity for communication and energy harvesting ability by only one common RF port.

Here we also have to care about electro migration due to current and break down voltage of devices.

My targets are :
Operation Frequency=920MHz
Sensitivity for RFID Communication : Pin=-17dBm
Energy Harvesting Ability : Output=5.0mWatts at Pin=+10dBm

If we focus on only one purpose, communication or energy harvesting, we can implement rectifier relative easily.

However if we will achieve both, it is very difficult.
What candidate of rectifier should I choose ?
 

there are communications receivers that reliably receive down to -95 dBm threshold. So you obviously are using the wrong topology. Show us a schematic of what you are doing. Are you expecting a schottky diode to be your only receiver element?

Do you know 900MHz RFID ?
Passive sensitivity is -20dBm at most.

There is no schematics.

Are you expecting a schottky diode to be your only receiver element?
No.
I can realize -17dBm using self threshold compensated CMOS.
On the other hand, I plan to use schottky diode for +10dBm.
