I am trying to simulate the mismatch between BJT's in 0.35u technology.I have a separate model file to run monte carlo simulations.But i am stuck now since i do not know where to find or how to calculate the parameters for a given mismatch.

For eg: the gummel poon model of the BJT in 0.35 u tech specifies the bipolar monte carlo model as follows

model vert bjt type=pnp struct=vertical \
is=exp(gummelpa)*1.8530e-18 bf=exp(gummelpa-recombpa)*1.5390e+01 \
nf=1.0060e+00 vaf=1.0000e+03 \
ikf=9.8980e-05 ise=exp(recombpa)*1.5880e-16 ne=1.8890e+00 br=1.1910e+01 \
nr=9.2940e-01 var=5.4270e+00 ikr=2.3840e-04 isc=2.4900e-17 \
nc=1.2880e+00 irb=1.0000e-06 rbm=5.1700e+00 rb=3.5000e+01 \
re=1.6640e+02 rc=1.0060e+02 \
tf=6.4800e-10 xti=2.3450e+00 xtb=1.1700e+00 \
cje=8.0000e-15 vje=1.0200e+00 mje=5.1840e-01 \
cjc=2.8400e-14 vjc=5.3000e-01 mjc=3.0380e-01
ends lat2

I am not sure what values i should specify for this "gummelpa" and "recombpa" and various other parameters specified above.shouldn these values be specified by the tech file only ?
Please guide how to calculate these variables or where to look for in the technology process documents ?
