I have been used Spectre and Hspice, but I don't have any experience with Ultrasim. I think this sound stupid, but I'm wondering Ultrasim can take the Spectre transistor models? It trades speed for accuracy and tweaking that right, is on you (study up, seems obscure / cut- and-try). It's also quite the license hog. Last time I tried to use it I gave up and just took the wall-time hit.
