Hello ,I want to know how to do the 3D simulationit in sentaurus device isimulation.and how to solve the Convergence Problem,Who can tell me the device file (commend) Thanks!
 

Please be more specific. What type of device and what process?
3D simulations take a very long time. It is better to do most of the work in 2D then finish with a 3D simulation that is a significant subset of the 2D simulation.
 

Hi ,the device is VDMOS,but I donot have the process ,the structure is drawned in the sde ,I want to how many the vertices of the VDMOS in the 3D simulation

and how to solve the converge problem .could you tell me the command file for the breakdown voltage
 

Convergence problems occur when the solver is not able to calculate solution basing on previous iterations. It would be easier to answer if you posted the simulation command file but basically you may try to prepare your file in a way that gradually leads you to the desired bias. For example, start with setting all initial bias to 0.0 and use Quasistationary() to gradually change voltages until you reach your goal. You'll then also be able to control the step size to improve convergence.
