S-parameters of circuits with laser- and photo- diodes

Hello Everyone!

I would like to simulate the S-parameters and noise of simple circuits Tx / Rx in the range of 30-500 MHz.
I can not find a model in ADS (ADS Agilent) for PIN- photo-diode and laser diode
(wavelength ~ 1.1 - 1.6 μm).

Please tell where to find S-parameters / models to simulate the photo-diodes and laser diodes circuits!

Unfortunately the suppliers have not those models. Do some one have s-parameters for any photodiode/laser diodes?

Of course suppliers just distribute. If they have good customer support they know how to go up the food chain to the engineers who have it.

S-parameters for any photodiode/laser diodes in the range of 30MHz - 2GHz
are welcome!
