You need to get the exact model from foundry. PSpice support BSIM4 model as well, so either BSIM3 or BSIM4 model would work. Model parameters used in PSpice for MOS models are very much similar to SPICE or BSIM, so even if you get SPICE model, you shall be able to use that in PSpice with minor tweak.
Did you find the parameters, I have the same problem I need to model 22nm CMOS circuit in the Oracad/ Pspice using BSIM4 or any other way. Can you help please
