who can tell me some simulation tools that can simulate active device behavior in RF IC? can TCAD? need your help

hi, i need something that can get some insight into the device. we set up the layout and process parameter(like finger width, doping), it gives us RF performance. is there such a tool?
 

u need a device simulator , not a circuit simulator

check on silivaco website u may find something usefull
