Since this purports to be a "predictive" model (not based
on data?) you can't presume that temperature effects
are represented well (or for that matter, at all).
Checking that would entail reading the model manual (if
any). Since this is also a new(-ish) model, evidently based
on BSIM but -not- BSIM, you should do the reading and
find for yourself what params go to what behaviors. The
models seem to be somewhat self-documenting, in that
they segregate params into functional groupings with at
least that level of commentary. But somewhere behind
this ought to be a work-in-progress modeling document.
Be sure also that whatever temperature you -think- you
are varying, is the one that has effect. Especially in self
heating aware models (such as these) the temperature
variable may not be the primary SPICE built-in global one.
