Hi,
I have been assigned a project to implement an RF frequency multiplier that doubles the frequency from 15-GHz to 30-GHz. The circuit is to be implemented through planar microstrip based hybrid MIC (microwave integrated circuit) technology.
I am thinking of implementing reactive doubler using varactor diode. However, I am not able to find suitable varactor chips whose SPICE models are also available for simulation on ADS.
Can anyone suggest me certain varactors chips, whose SPICE models are available (say even in datasheets) and that allow Ka-band operation?
