i think you should read from "Essentials of Electronic Testing for Digital, Memory and Mixed-Signal VLSI Circuits (Frontiers in Electronic Testing--agrawal and bushnell)" book. page nos. 71 onwards.

2. VLSI Test Principles and Architecture. (pdf available online)
