info needed on Spectre parameter

i am using BISIM3v3 level -11 model parameters and i could not find parameter "phi" in Spectre model parameter manual

i know that in SPICE it is termed as "PHI" and directly available

VTH = VT0 + gamma * ( sqrt(phi - VBS) - sqrt(phi) )

can anybody confirm is this parameter is directly available in Spectre ??? or do we need to calculate
 


phi is the built-in voltage of an open-circuit pn junction.

phi0=vt*ln(Na*Nd/ni^2)

vt=k*T/q

we need not calculate these parameters by hand.
 


I am talking about NMOS so why is the Nd coming into picture here?
i think Phi = Vt * ln(Na/ni^2)
if so now my question is
what is Na in spectre model parameter
Ni (what is this value for 300 K)
 

As of i know, PHI is the surface inversion potential voltage. You no need to calculate, as this value is given by the foundary. You can check this in your model file.
