I want to design oscillator of frequency 10GHz,20GHz & 37GHz
power requirement is 150dbm-200dbm(Low noise will be good).
please tell me which transistor should i use.

OK so to build VCO of 37GHz which transistor is useful?
I need to use VCO as a L.O.
Power is coming from 120 antennas(patch).
I need to feed at least 2 mW of power to mixer.
So i am using power divider to feed power to 120 mixers.
so My oscillator O/p must be close to 24 dbm(250mW).
Am I wright?
please guide.

Well at 10GHz you can find some SiGe that can work, depents though your power requirements cause they dont deliver match power. The other solution for all the frequencies you mentioned is GaAs devices. Try Toshiba Transistors they have a variety of GaAs transistors
I believe you have a mistake here 150dbm-200dbm Power is Mega amounts of power and you can not get that from anywhere. now if you mean that your phase noise should be from -150 to -200dBc , there at what frequency offsets u mean ? cause if is at 10Khz then you need a lot of research work. Only a handful of papers have been published so far that achieve Lfm of -150 to -160 dBc/Hz at 10Khz and the techniques they use are very tricky.

I was wrong, i did not mention correctly.
I need 200mW of power(23dbm).
I will search for toshiba transistors for 37 GHZ operation.
