Hi
As I know Vt of MOS decrease if it's Length increase.
I need a plot of Vt vs L (min<L<10u) in 90nm.
Could you help me?
Thanks
Best regards

Re: Vt vs L in 90nm

controversial claim....Please check the following paper, and also read the documents regarding short channel effects... You can find everywhere that threshold voltage decreases with decrease in length.... For voltage sweep use the .data spice command, and plot the data points on microsoft excel...you can also use .alter command together with .op command...

thanks
but simulation result is different
Why?
Can anyone test it for me please?

Re: Vt vs L in 90nm

Vt of MOS decrease if it's Length increase in ONE PROCESS

But Vt of MOS decrease if it's Length decrease in Different Process.

Why?

I don't think so
I think it is easier to turn on with less length.

Vt vs L in 90nm

I think Vth decreases with less length theoretically (because the channel is formed more easily??)
However from my experience, Vth does not vary much with length unless special doping is done.

Yes, I think so. Vth varies much with Vbs, but not very much length and width.
