Help for Mosfet for class A amplifier at 3 GHz in ADS

Hello
I want to design a class A RF amplifier at 3 GHZ by ADS , but i can not decide to choose a MOSFET for this design. Pls help.

If you intend to build a A-Class MOSFet amplifier with discrete transistor, please be adivsed that you can not find discrete MOS transistors-to my knowledge- for that frequency.
Instead, you should use pHEMT/GaAs/Biploar discrete transistors.Look at www.avagotech.com
 
The LDMOS transistors BLS6G2731-6G or BLS6G2735L-30 from NXP are specified for Class-AB pulsed RF operation in 2.7GHz - 3.1GHz range.
Most probably if you back-off the output power (and losing efficiency) you can use the transistors for a Class-A PA design.

Finding free ADS models for those transistors would be a problem. Check Modelithics site.
