I am looking for a generic spectre model (.scs) of a BJT process, say ft=25GHz, that is in the public domain, that I can use for simulation in Cadence Spectre.

Does anyone know of any ?
 

There is a model file in Cadence ADE installation.It's just under some directories ( examples/analog etc.) there are few sample model like NPN_lower, NPN_higher.You can use them.
I don't remember where they are but they have been working for 2.45GHz VCO.
Or, you can use a real SPICE Model achieved from Infineon or other sources then convert them manually into spectre format.
 
Yes, the transistor symbols are there but I still need the .scs file to use them.

I can use the Cadence GPDK180.

It has good bipolar models for what I need.
