Design for Test by Alfred Crouch is a good introduction. He has a website with the figures from the book.

You're probably just as well reading the documentation of the tools you have - I probably learned more from the Mentor documentation than any of the DFT books I've browsed.
 

yeah, i think synopsys have some document about dft in sold also.
