Where to find the doping profile of IGBT?

Hi,

may I know is there anyway i can find the doping profile of a IGBT ? with all the given dimension ? It is becuase I am going to use the model to simulate its characteristics using Medici. Or is there any standard doping profile for a IGBT ? The IGBT that I am referring to is NPT IGBT.

Well, it should be 2D doping profile.
You can place analytical doping profiles for
Deep P+ Gauss function
Shallow P- Error function
Source N+ Error function
Anode P+ Error function
