Where can I find the rf transistor for 100-500MHz amp??

I wont to bild amplifier P1dB=100W,
I choose BLF647 as the last stage.
Which transistor I should use in odd stage to reach the best result?
I know firm: freescale,polyfet,cree,macom,semelab,nxp
Are some else??
