Hi, dear all,
I'm designing a otp ckt(150deg & 20deg hysteresis).
But the hspice model is valid within the range from -40~125deg.
Is the simulation result till 150 deg reasonable?

I think 10%~20% will be ok, of cource at 150C you only need to evaluate the circuit, not the accurate parameter, so the circuit function & performance trend is important you have to note this. otherwise, there are difference between simulaion and silicon data, the results need be verificated by silicon, so you could found the history of the process you used.
