hspice have a model for generic transistors. you might use BSIM3v3 or BSIM4.
you need process specification for 1u tran. by some foundry like tsmc or umc.
refer to mosis website (www.mosis.org) for older process it publishes them for public.

but ,u know , i cant find more than 0.5 micron technology in www.mosis.org , tsmc and umc
what can i do?
i find a lot of spice model, but i cant find for 1micron
