FROM WHERE I WILL GET THE 150nm, 180nm TECHNOLOGY PARAMETERS

I am doing a project in the field, ANALOG RF IC DESIGN.

Technology used: 150nm

But the MODEL DESCRIPTION is not available for me to do the SPICE ANALYSIS.

Can you provide me the MODEL PARAMETERS (like Vt,lambda,gamma,phi,cgb0,cgd0,cgs0,cj,cjsw,tox,u0,ld,mj,mjsw,pb) for 150nm technology?

Please don't ignore....

Model parameters are owned and distributed by the CMOS manufacturers and are not freely distributed.

A generic parameter set is made available by http://ptm.asu.edu/
