beta and fT of “Lateral PNP transistors”

Hi dear friends,

Why beta and fT of “Lateral PNP transistors” is lower than “Lateral NPN transistors” ?

Think about cross-section of lateral PNP.

Collector, emitter doping level is higher than base(NW).

So base width needs to be quite large.(for depletion region)

So, Low beta & slow speed.
